High Speed Shear – new tools for smaller bumps!

DAGE has continued to improve high speed shear and 4G (fourth generation) shear tools are now being supplied. The accuracy of force measurements has been increased, and furthermore, DAGE has recognised the trend in the microelectronic industry to smaller bumps, so 4G shear tools are now available in a variety of sizes: 300μ, 450μ, 600μ and 750μ. To reflect the lower forces of the smaller bonds, a new load cell with a maximum force of 3Kg is supplied for the 300μ and 450μ face width tools. The latter have a safety mechanism preventing their use in the 5Kg load cell. If a customer already has a 5Kg load cell, it is not necessary to buy a new one for the 600 and 750micron wide 4G shear tools, as the latter are backwardly compatible.
